According to the latest survey by TrendForce, NVIDIA (nvidia) will soon rename all its Blackwell Ultra products to the B300 series, and is expected to strategically promote B300 and GB300 products using CoWoS-L GPUs next year, which will increase the demand for advanced packaging technology.

Financial news app Zhitong learned that according to the latest survey by TrendForce, NVIDIA (NVDA.US) recently renamed all its Blackwell Ultra products to the B300 series, and is estimated to strategically promote B300 and GB300 products using CoWoS-L GPUs next year, which will increase the demand for advanced packaging technology. NVIDIA renamed the original B200 Ultra to B300, and GB200 Ultra to GB300, while B200A Ultra and GB200A Ultra were respectively adjusted to B300A and GB300A. The B300 series products are planned to start shipping between the second and third quarters of 2025. As for B200 and GB200, they are expected to start shipping successively between the fourth quarter of 2024 and the first quarter of 2025.

TrendForce pointed out that NVIDIA has divided the Blackwell series chips into more detailed categories to provide products that meet the performance requirements of large cloud service providers (CSP) and the cost-performance requirements of server OEMs, and dynamically adjust the volume according to the capacity provided by the supply chain. For example, B300A is targeting OEM customers and is expected to gradually increase shipments starting from the second quarter of 2025 after the peak of H200 shipments.

NVIDIA originally planned to provide B200A series products to server OEM customers, but adjusted to B300A during the design phase, implying that enterprise customers' demand for reduced-scale GPU is not as expected. Looking at the cabinet solution from GB200A to GB300A, future enterprise customers may face the problem of higher costs, and growth momentum may be inhibited.

Observing NVIDIA's recent product strategy, it will focus more on AI models with higher revenue contribution in 2025. For example, NVIDIA is actively investing in technology and resources in the NVL Rack program, assisting server system operators in optimizing system efficiency and liquid cooling for NVL72, and promoting AWS, Meta, etc., to switch from the existing NVL36 to expand the adoption of NVL72.

From the perspective of shipping proportion, NVIDIA's high-end GPU products have clearly grown, with an estimated overall shipping proportion of about 50% in 2024, exceeding 20 percentage points annually. In 2025, driven by the new Blackwell platform, the proportion of high-end GPU shipments will increase to over 65%.

TrendForce stated that NVIDIA is the main demander for CoWoS technology, and it is expected that by 2025, with the mass production of the Blackwell series, the demand for CoWoS will increase by more than 10 percentage points annually. Judging from NVIDIA's recent product line adjustments, it is estimated that it will focus more on providing B300 or GB300 to large CSP companies in North America in 2025, all of which use CoWoS-L technology.

The B300 series will adopt HBM3e 12hi.

In addition to the increasing demand for CoWoS, NVIDIA's procurement scale of HBM will also continue to expand, with its estimated consumption share of the overall HBM market expected to exceed 70% by 2025, an annual increase of over 10 percentage points. TrendForce expects all B300 series to be paired with HBM3e 12hi, with the mass production of this HBM product expected to fall between the fourth quarter of 2024 and the first quarter of 2025. However, HBM3e 12hi is a product with 12 hi-stack layers that suppliers are mass producing for NVIDIA for the first time, and it is expected that the production yield will require at least two quarters of learning curve to reach a stable state.
